dc.description.abstractGalliumphosphid-basierte Nanostrukturen, und insbesondere in Galliumphosphid eingebettete Quantenpunkte (QP) aus Indiumgalliumarsenid, haben in den letzten Jahren das Interesse einer zunehmenden Zahl von Forschungsgruppen geweckt, da sich mit ihnen theoretisch zwei aktuelle Probleme der Halbleiterindustrie lösen lassen: Die monolithische Integration von auf III-V Halbleitern basierenden photonischen Bauelementen mit Silizium-basierter Elektronik, und die Realisierung eines schnellen und gleichzeitig nicht-flüchtigen elektronischen Speichers. Die vorliegende Arbeit legt die materialwissenschaftlichen Grundlagen für die technologische Anwendung von InxGa1−xAs/GaP QPen. Demonstriert wird die Herstellung von InxGa1−xAs/GaP QPen mittels Metallorganischer Gasphasenepitaxie und die gezielte Steuerung ihrer strukturellen Eigenschaften wie Größe und Dichte über die Parameter des Epitaxieprozesses. Die Struktur der QPe kann direkt mit ihren elektronischen und optischen Eigenschaften verknüpft werden, so dass auf die jeweilige Anwendung maßgeschneiderte QPe hergestellt werden können. Hohe Materialverspannungen im InxGa1−xAs/GaP QP-System verursachen im Normalfall eine im k- und/oder Ortsraum indirekte elektronische Struktur. Diese Arbeit zeigt erstmals eine Möglichkeit auf, diese Materialverspannungen zu reduzieren und InxGa1−xAs/GaP QPe mit hocheffizienten optischen Rekombinationen herzustellen, was für eine Anwendung in photonischen Bauelementen unerlässlich ist. Neben der technologischen Anwendung stellen InxGa1−xAs/GaP QPe somit auch ein ideales Modellsystem zur Untersuchung von fundamentalen Wechselwirkungsprozessen von QPen mit ihrer Umgebung in Abhängigkeit von ihrer elektronischen Struktur dar. Erste detaillierte Untersuchungen dieser Art mittels optischer und kapazitiver Spektroskopie werden vorgestellt. Die von theoretischen Modellen vorhergesagte elektronische Struktur von InxGa1−xAs/GaP QPen im Grenzbereich zwischen indirekten und direkten optischen Übergängen kann so bestätigt werden. Eine Evaluation des technologischen Potentials des InxGa1−xAs/GaP QP-Systems mit dem Fokus auf elektronischen Speichern ergibt eine gegenüber InxGa1−xAs/GaAs QPen um drei Größenordnungen erhöhte Speicherzeit bei Raumtemperatur. Eine konsequente Weiterentwicklung des GaP-basierten Materialsystems lässt einen nicht-flüchtigen Speicher somit realisierbar werden.de
dc.description.abstractIn recent years, gallium phosphide based nanostructures, particularly indium gallium arsenide quantum dots (QD) embedded in gallium phosphide, have attracted interest of a growing number of research groups worldwide. InxGa1-xAs/GaP QDs are a possible solution for two current issues of the semiconductor industry: Monolithic integration of photonic devices based on III-V semiconductors with silicon-based electronics, and realization of a fast and non-volatile electronic memory. The present thesis lays the groundwork for technological applications of InxGa1-xAs/GaP QDs. The fabrication of InxGa1-xAs/GaP QDs by metalorganic vapour phase epitaxy and control of their structural properties like size and areal density via parameters of the epitaxial process are being developed. The structure of the QDs can be linked directly to their optical and electronic properties. Thus, the QDs can be tailored to fit a specific application. The electronic structure of InxGa1-xAs/GaP heterostructures generally is indirect in reciprocal and/or direct space due to high material strain. For the first time, the present work demonstrates a way to reduce this material strain and to fabricate InxGa1-xAs/GaP QDs with high-efficient optical recombination channels, which is crucial for photonic devices. Besides technological applications, InxGa1-xAs/GaP QDs thereby present an ideal system to study fundamental interaction processes of QDs with surrounding material in dependence upon their electronic structure. First detailed analysis of the electronic structure of InxGa1-xAs/GaP QDs by means of optical and capacitance spectroscopy is presented. The theoretically predicted electronic structure of InxGa1-xAs/GaP QDs at the threshold between indirect and direct optical recombinations is confirmed. An evaluation of the technological potential of InxGa1-xAs/GaP QDs for electronic memories yields a storage time at room temperature three orders of magnitude larger compared to InxGa1-xAs/GaP QDs. A non-volatile memory can be realized by systematic further development of the GaP-based material system.en
